γ RAY TOTAL IRRADIATION DOSE EFFECTS OF Pt/PZT/Pt CAPACITORS

  • 摘要: 研究了γ辐照积累剂量对PZT铁电电容的电滞回线和C-V特性的影响,结果表明,在积累剂量辐照过程中,由于辐照感生缺陷的影响,剩余极化和矫顽场增加,介电常数下降。根据实验结果和铁电材料的有关辐照理论,提出了剩余极化随积累剂量变化的缺陷相关模型。

     

    Abstract: The effect of total irradiation dose on the hysteresis loops and C-V characteristics of PZT ferroelectric capacitors was investigated. It shows that, with the increase of the γ dose, the remanent polarization and coercive fields of the PZT capacitors increased while the dielectric constant decreased because of the effects of radiation-induced defects. According to these results and radiation theory about ferroelectric materials, a defects model was proposed to interpret the variation of remanent polarization during irradiation.
