大面积CdTe多晶薄膜的制备及其性能

Preparation and property of large scale CdTe thin film

  • 摘要: 通过研究大面积CdTe多晶薄膜沉积的升温过程,并调节石墨群边改进加热灯管的分布获得了较均匀的温场,在混合氩氧气氛下,用自行设计制造的近空间升华系统制备出了面积为300mm×400mm的大面积CdTe多晶薄膜,利用XRD、SEM研究其结构、成分和形貌,结果表明:CdTe薄膜呈(111)择优取向,且薄膜总体致密均匀,晶粒大小约为1μm左右。用此大面积CdTe薄膜的不同部分制备的CdS/CdTe/ZnTe:Cu小面积太阳电池效率相差不大,说明薄膜的均匀性较好。

     

    Abstract: CdTe films with 300mm×400mm area were prepared by the technology of close-spaced sumblimation(css) in Ar+O2 atmosphere.The temperature profile was investigated and the relatively uniform distribution of temperature was obtained by adjusting the distribution of lamps in the deposition system.The structure,surface and other properites were studied by using XRD and SEM.The results indicate that CdTe films with crystal size of about 1μm are compact.XRD shows that the CdTe films have the preferred orientation in(111) direction.Small area CdTe solar cells with the strcuture of CdS/CdTe/ZnTe:Cu made from different parts of large scale CdTe films are similar in cell efficiency.
