Abstract: Using effective refractive index method, the modes of tunnel junction regeneration high-power semiconductor laser with two active regions are calculated. Near field and far field of lasing modeare compared with the experimental results. And the lasing model is one step mode, the calculated resultsare in agreement with the measured data.
