Abstract: A method for fabricating the integrated system of micropump and microflow sensor is proposed. This paper presents the principle, structure design and fabrication process. Based on the advantages of the bimetal driving membrane structure, microflow sensor is integrated on the bimetal membrane chip. This integrated structure has both driving and microflow detection functions. The processing and materials used is fully compatible to the standard IC fabrication technology.
