Abstract:
This paper reports the investigation on relationship of conductive mechanism with solid solubility in Zn
1-yAl
yO n-type semiconductor system prepared by co-precipitation method.
It is found that the resistance of the system remarkably decreased while y<0.08, but it slowly increased as the range of y value was from 0.08 to 0.30 Zn
1-yAl
yO system with 0<y<0.10 is solid solution as shown by XRD analysis According to the defect equilibrium theory, the reason of variance in resistance and the conductive mechanism for this solid solution system are discusse. The point defect equilibrium equation \mathrmAl_Z n^x \rightleftharpoons \mathrmAl_Z n+\mathrme^\prime exists in this solid solution system.
