Zn1-yAlyO敏感材料的固溶及导电机制

SOLID SOLUBILITY AND CONDUCTIVE MECHANISM OF Zn1-yAlyO SENSITIVE MAIERIAL

  • 摘要: 用化学共沉淀法,经热处理制得Zn1-yAlyO系敏感材料。实验发现,在y<0.08区间内,材料的电阻降低幅度较大,当y>0.08时,阻值开始随y值增大而上升。XRD分析表明Zn1-yAlyO(O<y<0.1)是固溶体,此体系中存在 \mathrmAl_Z n^x \rightleftharpoons \mathrmAl_Z n+\mathrme^\prime缺陷平衡,并探讨其导电机制。

     

    Abstract: This paper reports the investigation on relationship of conductive mechanism with solid solubility in Zn1-yAlyO n-type semiconductor system prepared by co-precipitation method.
    It is found that the resistance of the system remarkably decreased while y<0.08, but it slowly increased as the range of y value was from 0.08 to 0.30 Zn1-yAlyO system with 0<y<0.10 is solid solution as shown by XRD analysis According to the defect equilibrium theory, the reason of variance in resistance and the conductive mechanism for this solid solution system are discusse. The point defect equilibrium equation \mathrmAl_Z n^x \rightleftharpoons \mathrmAl_Z n+\mathrme^\prime exists in this solid solution system.
